ASM wire bonding machines operate on the principle of ultrasonic welding, using high-frequency pressure waves to bond metallic or plastic materials without an external heat source. The high-frequency pressure waves are generated by the USG board, which serves as the source of welding energy. This mechanical energy, rather than thermal energy, is transmitted through a transducer to the bonding wedge, which then applies vibrational energy to the surface of the material being welded. When the wedge contacts the material, the combined effect of pressure, gravity, and tip vibration creates an effective bonding interface, enabling atomic-level bonding between the materials.

 

Several parameters directly affect welding quality, including energy output, wedge condition, and the coordination of time and pressure. Energy refers to ultrasonic output power. Welding quality is typically most stable when the USG output is regulated within 1000±100 mW, the ADC current approaches 2800, and the impedance remains between 13 and 24 Ω. The condition of the bonding wedge is equally important, as its tip geometry directly influences the precision of energy transmission. We can custom-machine bonding wedges with different tip shapes and surface finishes according to the customer's wire material and diameter requirements, ensuring consistent energy transfer. Welding time and mechanical pressure must be adjusted in coordination, as they jointly determine energy transfer efficiency and final bond strength.

 

In actual operation, welding parameters must be dynamically adjusted based on material characteristics. Insufficient energy can lead to weak or incomplete bonding, while excessive pressure may damage the bond structure. Therefore, operators need to optimize parameter combinations within the allowable range for different products to balance bond strength and weld appearance.
